0.5um Die BonderにはMRSI-S-HVMがあり、integrated photonicsの量産、半導体wafer-level packaging、1台でのmulti-chip・multi-process生産向けに設計された次世代の超高精度ソリューションです。MRSI-S-HVMは自動切替可能な±0.5μm @ 3σと±1.5μm @ 3σの2モードを備え、どちらもdie bonding用のon-axis z-forceを使用し、proprietary high z-forceも選択できます。用途としてChip-on-Wafer（CoW）、Chip-on-Interposer（CoI）、silicon photonics、8 inchesのIII-V waferから12 inchesのsilicon waferへのdie pick & placeとmappingが挙げられています。対応プロセスにはDAF、eutectic、epoxy stamping and dispensing、上下からのthermal heating、proprietary bottom laser solderingがあり、flip-chip bondingでは追加referenceやcalibrationなしに両bonding interfacesのfiducialsを直接位置合わせします。さらにproprietary wafer table with automated levelingを備え、proprietary auto tool changeとdual gantry/headによるparallel processesを継承しています。材料入力はwafer、Waffle pack、Gel-Pak®、customized fixturesに対応し、同一のdie-bonding platformで異なる材料形態を扱えます。high-volume、high-mix manufacturingではthroughput、flexibility、ultra-high accuracy、多様なprocess optionsを掲げ、0.5 micronと1.5 micronモードの切替によって1台の機械内で異なるchip／dieの精度要求を調整します。MRSI-S-HVMはWindows™上のicon-based interfaceでプログラミングと機械保守を行い、local technical support teamsとapplication expertiseによる支援、35+ years of industry experience、reliable 24/7 field operationを備えています。リフロー製品にはVoidless / Vacuum Reflow Soldering OvenとMK7 series Reflow Ovenが含まれ、通常のreflowとvoid-free reflow向けvacuum optionをカバーします。MK7 platformはlower Delta T、reduced nitrogen consumption、extended preventive-maintenance intervals、オペレータのアクセスと生産フロアの視認性を高めるlow-height packageを設計重点としています。Tronstekは3拠点で顧客がprofilesを実行してデータ収集できるようにするほか、難しいPCBを受け取ってreflow-soldering profilesとデータを生成し、reflow ovensを顧客要件に合わせてcustom configureできます。MK7のlow-height top shellは全skinにdouble insulationを使用し、reflow-soldering energy lossをup to 10-15%削減します。Industry 4.0ではInternet of Manufacturing（IoM）、smart factories、intelligent machines、networked processesに対応し、Uniform Gas Management systemはnet flowをなくしてnitrogen consumptionをup to 40%低減し、semi-circular heaterはrobustness、efficiency、longer lifetimeを狙います。Flux management systemはfluxをcollection jarsに捕集し、reflow ovenの運転中でも取り外し・交換でき、filtration boxはflux cloggingのリスクを抑えて保守間隔を延ばし、proprietary Flux-Free Grill systemはcooling grillsへのflux residueを制限します。追加機能にはprogrammable cooling、Reflow Oven Energy Management Software、Reflow Oven CPKがあります。CPKはTier 1 Reflow Oven CPK、Tier 2 Process CPK、Tier 3 Product Traceabilityの3階層で構成され、automatic record keepingとrecallによってreflow-soldering process parametersを管理し仕様内に保ちながらproduct quality、yield、costの改善を支援します。リフローとdie bonding以外にも、Vertical Curing Oven（VCO）、Pressure Curing Oven（PCO）、Automatic Optical Inspection（AOI）、Solder Paste Inspection（SPI）があり、assembly／bonding equipmentにcuringとinspectionの選択肢を加えています。
