0.5um Die Bonder 包括 MRSI-S-HVM，定位為新一代超高精度方案，設計用於 integrated photonics 量產、半導體 wafer-level packaging，以及在單一設備中執行 multi-chip、multi-process 生產。MRSI-S-HVM 提供可自動切換的兩種模式：±0.5μm @ 3σ 與 ±1.5μm @ 3σ，兩種模式都具 on-axis z-force 供 die bonding 使用，並可選配 proprietary high z-force。具名應用包括 Chip-on-Wafer（CoW）、Chip-on-Interposer（CoI）、silicon photonics，以及將 8 inches 的 III-V wafer 上晶粒 pick & place 至 12 inches silicon wafer 並進行 mapping。支援製程包括 DAF、eutectic、epoxy stamping and dispensing、由上方與下方進行 thermal heating，以及 proprietary bottom laser soldering；flip-chip bonding 則可直接對準兩個 bonding interfaces 上的 fiducials，不需要額外 reference 或 calibration。設備另具 proprietary wafer table with automated leveling，並承襲使用 proprietary auto tool change 與 dual gantry/head 的 parallel processes。材料輸入可使用 wafer、Waffle pack、Gel-Pak® 與 customized fixtures，在同一 die-bonding 平台處理不同進料形式。針對 high-volume、high-mix manufacturing，產品重點包括 throughput、flexibility、ultra-high accuracy 與多種 process options，並可在 0.5 micron 與 1.5 micron 模式間切換，以在同一設備中平衡不同 chip／die 的精度需求。MRSI-S-HVM 採用 Windows™ 平台上的 icon-based interface 進行程式設定與機台維護，並由 local technical support teams 與 application expertise 支援，具 35+ years of industry experience 與 reliable 24/7 field operation。回焊產品包括 Voidless / Vacuum Reflow Soldering Oven 與 MK7 series Reflow Oven，涵蓋一般 reflow 及用於 void-free reflow 的 vacuum option。MK7 平台的設計重點包括 lower Delta T、reduced nitrogen consumption、extended preventive-maintenance intervals，以及改善操作人員接近設備與產線視野的 low-height package。Tronstek 可讓客戶在三個據點進行 profiles 與資料收集，或寄送困難 PCB 由其執行 reflow-soldering profiles 並產生資料，回焊爐也可依客戶需求進行 custom configuration。MK7 的 low-height top shell 在所有外殼使用 double insulation，可節省 up to 10-15% 的 reflow-soldering energy loss。Industry 4.0 方面，平台對應 Internet of Manufacturing（IoM）、smart factories、intelligent machines 與 networked processes；Uniform Gas Management system 消除 net flow，可將 nitrogen consumption 降低 up to 40%，semi-circular heater 則著重 robust、efficient 與 longer lifetime。Flux management system 將 flux 收集於 collection jars，可在回焊爐運轉時移除與更換；filtration box 用於降低 flux clogging 風險並延長維護週期，proprietary Flux-Free Grill system 則限制 cooling grills 上的 flux residue。其他回焊功能包括 programmable cooling、Reflow Oven Energy Management Software 與 Reflow Oven CPK。CPK 為三層系統，由 Tier 1 Reflow Oven CPK、Tier 2 Process CPK、Tier 3 Product Traceability 組成，並具 automatic record keeping 與 recall，以協助使 reflow-soldering process parameters 保持受控且符合規格，同時支援 product quality、yield 與 cost 改善。除回焊與 die bonding 外，設備組合另包括 Vertical Curing Oven（VCO）、Pressure Curing Oven（PCO）、Automatic Optical Inspection（AOI）與 Solder Paste Inspection（SPI），在組裝與接合設備之外提供 curing 與 inspection 選項。
