TR7950Q SII Seriesは高度にモジュール化されたwafer inspectionとmicro measurement metrologyのプラットフォームで、先端半導体製造向けにAI-driven algorithmsを使用し、通常の可視光センサーでは見えない内部クラックやsubsurface defectsを検出するオプションSWIRモジュールを搭載できます。TR7007Q SII-Sは3.5 μm high-resolution、25 MP imaging technologyを採用し、SEMI back-end、Mini-LED、直径約100 μmのC4 Bumps、008004 paste inspectionを対象とします。精度と安定性を高めて正確なsolder measurementsとfalse callsの低減を支援し、wide-spectrum lightとcoaxial lightingで複数用途のdefect detection rateを高めます。TR7900Q SII-Pは1.2 μm high-resolution、65 MP imaging technologyを基盤とし、Semiconductor & Advanced Packaging向けSmart 3D AOIにAI-powered algorithmsとmetrology capabilitiesを統合します。3D SEMI AOIはloader/unloader moduleと統合してstripsやmagazinesの搬送を容易にし、Stop-and-Go 3D AOIはdie bonding、ball bonding、ribbon bond、wedge bond、SiP、underfill、SMD、bumps、solder jointsを検査します。これらの装置は高解像度画像、3D inspection、AI algorithms、metrology、専用照明を半導体後工程と先端パッケージングに適用し、waferとmicro measurementからbonding、solder inspectionまでをカバーします。光学検査には3D SPI、AOI、Conformal Coating Inspectionがあり、X-rayではAutomated X-ray Inspectionと半導体検査を提供し、3D AXIはComputed Tomographyへ拡張できます。電気試験にはManufacturing Defect AnalyzerとIn-Circuit Testerがあり、画像検査とboard-level electrical testingを組み合わせます。
