FTCO™ enables a TCAD engineer to use artificial intelligence-based Victory Analytics and Victory DoE to set up and execute an iterative scheme for training a nonlinear model. The model represents the manufacturing process using fabrication and physical-process data from simulation and experiment, can include device and circuit simulations to map correlations among process, device, and circuit parameters, and becomes a Digital Twin once sufficiently trained, encapsulating the knowledge embedded in the training data and inputs provided by the TCAD simulation engineer. FTCO™ is designed to reduce physical wafer learning cycles, minimize cost and time to market, maximize production scale, provide non-TCAD simulation experts with an intuitive virtual manufacturability-optimization interface, and help engineers reduce risks and accelerate next-generation technologies to market. Virtual experimentation lets engineers study correlations between process parameters and target design parameters, with significant process parameters for user-defined design parameters automatically highlighted; one example uses the Digital Twin to show that changing implantation doses strongly influences threshold voltage but has negligible impact on breakdown voltage. Design targeting lets engineers query the Digital Twin for optimal process parameter values for specific target design values and accelerates parameter-space exploration; in one example, a target threshold voltage is mapped to the necessary doping doses in real time. Interactive structure modeling lets engineers change process parameters and immediately visualize the resulting structure based on physics-based training data, with the output representing physical reality with very high confidence; one example shows the impact of changing etching parameters on the shape of the etching profile. Process capability analysis supports parameter-variation and yield studies using Monte Carlo and Cp/Cpk analyses; one example supplies Lot-to-Lot oxide-thickness variation and returns distributions of process and device metrics. Silvaco Taiwan Co., Ltd. collaborated with Micron Technology, Inc. to optimize memory devices; Micron uses production data and physics-based simulation focused on etching, deposition, and mechanical stress with Silvaco’s FTCO™ platform for data analysis and Digital Twin model training, supporting rapid and intuitive process, design, and yield optimization, including for non-TCAD engineers, and accelerating design and pathfinding for memory product development.
